Methods For Manufacturing Sputtering Targets

Written by Abdul Bari | Updated:

Introduction

Sputtering targets are one of the most essential steps in the thin film deposition industry and directly relate to the nature and characteristics of deposited films. Numerous techniques exist to make these targets, each unique in its benefits and capabilities and depending on the particular application of the material. The article presents more apparent preparation techniques for sputtering targets and goes deeper into every method.

Techniques Used in the Fabrication of Sputter Targets

1. Mechanical Milling

Overview of Mechanical Milling

Mechanical milling is highly effective for producing fine powders directly from bulk material. This process utilizes high-energy ball mills, where the balls interact with the material, grinding it and sorting it into fine fragments.

Process Description

Material Selection: Material candidates, such as metals, oxides, and ceramics, are chosen based on the target composition.

Ball Milling: The milling chamber has different balls, mostly hardened steel or hard ceramic. It is sealed tight to prevent contamination and is subjected to hard impacts.

Duration and Environment: Depending on the particle size and distribution, the time may range from hours to days. Milling can occur in an inert atmosphere, such as argon, which prevents oxidation.

2. Hot Pressing

Overview of Hot Pressing

Hot pressing is a solid-state consolidation technique in which the hot press applies high temperature and pressure to densify powdered material into a solid form. This process is effective for some material systems with dense, high-density targets.

Process Description

Preparation: Powder is accurately weighed and mixed with additives that enhance densification.

Setup: A weight of mixed powders is pressed into a die and then heated under 30 and 150 MPa pressure.

Sintering Conditions: The temperature should be lower than the materials’ melting point but high enough to permit sintering. It usually ranges from 70% to 90% of the melting temperature.

3. Spark Plasma Sintering

Overview of Spark Plasma Sintering

Spark Plasma Sintering is a newly developed target preparation technology that uses pulsed electrical currents to help achieve a very high rate of powder densification.

Process Description

Powder Filling: Powders are filled in the die. They are subjected to pulsed electrical currents.

Heating Mechanism: In-situ localized heating by electrical pulses produces high-temperature gradients with fast sintering.

Densification: Simultaneously accelerates the densification process through in-situ heat and pressure within a few minutes. Thus, SPS is inherently a fast process.

4. Co-precipitation Method

Overview of Co-precipitation

Co-precipitation is considered a chemical material preparation technique involving homogenous compositions. It is very convenient for compound targets.

Preparation Process

Dissolution of Precursors: Solvents dissolve metal salts or other precursors, which produces a homogeneous solution.

Controlled Precipitation: The sol is exposed to pH and temperature variations, which causes solid particle formation and, hence, isolated precipitated particles.

Washing and Drying: The impurities that can have formed on the precipitated particles are washed away and dried to get a fine powder.

5. Chemical Vapor Deposition

Overview of Chemical Vapor Deposition

CVD is a versatile process that deposits solid material from gaseous precursors. It is incredibly convenient for producing high-purity targets.

Process Details

Gas-phase reaction: The precursors are introduced into a reactor, which reacts within the interior to form a solid substrate material.

Target Preparation: The deposited layers are then consolidated into targets using hot-pressing or sintering.

Temperature and Pressure Control: The quality of the deposit in CVD is ensured by controlling temperature and pressure levels to an optimum extent.

Applications

The applications of the sputtering targets are as follows:

MethodApplication
Mechanical MillingMechanical milling applies well to synthesizing sputtering targets with various materials from metals and ceramics, specifically when one requires alloy or composite targets.
Hot-pressHot pressing is most desirable for ceramics and composite material systems where high-performance sputtering targets are applied in electronic and optical applications.
Spark Plasma SinteringSPS has been used for high-performance ceramics and complex materials requiring inherent properties like hardness and resistance against wear and corrosion.
Co-precipitation MethodCo-precipitation is widely used to produce oxide and ceramic targets, and most applications involve TCO and magnetic films.
Chemical Vapor DepositionCVD is used extensively on semiconductor materials and specialty coatings containing high purity and specialty functional properties.

Conclusion

The thin film deposition process is inherently involved in preparing sputtering targets, but each carries different advantages suited to exceptional materials and applications. As technology advances, these methods enhance the performance of the sputtering targets and improve the quality of their films. With the appropriate preparation technique, the right sputtering target would be there to meet the demands of modern applications. It is very open to innovations that are not just confined to microelectronics but also optics and many more.
